Graphene Transistor Simulation & Modeling
The graphene transistor simulation and modeling works are based on several Electronic Design Automation (EDA) tools namely MATLAB, TCAD and HSPICE. Initially the development of material and physic-based platform for graphene transistor simulations are performed using MATLAB. Then the development of process-based platform for virtual device fabrications are performed using TCAD where related process flow and layout design are proposed. Finally the graphene transistor modeling is conducted to extract related HSPICE model parameters that are suitable for integrated circuit (IC) simulations. Models are tested against actual GFET devices developed in-house or outsourced.
Graphene transistor offers exceptional device characteristics such as ultrahigh carrier mobility, ultra-thin material for negligible short-channel effect, thermodynamic stability and compatibility with standard CMOS process. The development of graphene transistor modelling lays the foundation for future design of advanced and sophisticated circuits addressing logic and extremely high frequency applications.
